01>> Brief

Micro-MRAM can very effectively protect the manufacturing and testing

machines for Semiconductor and TFT-LCD factories from building

structures. This perfect ability for anti-vibration made it possible for its

size bigger and the accuracy as well as every performance related

with manufacturing and testing could be improved dramatically during

the last short period of time.

This not only can make this machine to be permitted by the severely complicated Regulation for Permissive Vibration

Criteria but also can very effectively control the dynamical the dynamic load made by the machine itself.

Micro-MRAM is the extremely precise vibration control system which can improve the productivity at maximum and

pick-up the efficiency for output of products by keeping the static balancing of micro level at the sustaining part of

the machine and assuring its dynamical safety as level of micro unit.

02 >> Characteristics

The structure of Micro-MRAM is that in the center axis, it has MR Damper of pendulum type which assures the enhancement

of dynamical safety for the equipments. This system enables the height of the stone plate to be controlled very precisely by using

the air pressure and so as to get quickly rid of the excessive vibration made by the power of accelerating the vibration raised

internally from the equipment itself, which is known as the problem of Air-spring. Because the damping power created by the

MR Damper placed inside the Micro-MRAM is increasing according to the increase of current power supplied from current driver

and supplied, while there is no excessive vibration, no current is this machine can keep high efficiency for anti-vibration. When

it is sensing excessive vibration, it supplies current again and get rid of it shortly.

Micro-MRAM consists of sensing part which senses the directions of any movements, control part which has the role to control

the whole system, and Isolator Part which has the role to react for isolation or regulation according to the order given by the

Control Part.

RSRM-X is the system of isolating the vibration for which the Dynamic Damper Stopper(SMD) and highly efficient rubber isolator are connected in parallel. It can be applicable as the most stable facility to the highly precise measurement / inspection equipments for semicon-ductor and TFT-LCD module production lines which requires extremely precise control.

02 >> Characteristics

RSRM-X has been designed for forming to optimize the transformation caused by pressure and shearing induced by the load and is the highly efficient rubber mount which makes it possible to keep the Natural frequency of the equipment at the level of 6Hz. It is also designed to induce 10mm static strain(Natural frequency of 5 Hz) for the static load and because it has Linear Static Defelection of over 15mm, there is enough room for design. This, because the horizontal and vertical rigidity is balanced very well, is mainly applied to the extremely pecise Semiconductor and TFT-LCD module factories. When RSRM-X is designed for static load, the isolating rate against the vibration of 20Hz from outside is 97% and 99% for the vibration of 30Hz. RSRM-X is usually used by being combined with SMD, and because SMD has a built-in oil pressure device, it exerts as the Dynamic Damper. UV Exposuring Unit of large sized scanning type, if there is excessive response from the anti-vibration table by its own impact vibration, SMD would perform the role to make the transferred vibration come down.

03>> Composition

1) Body(Upper part cap, Isolating Rubber, Lower part Frame)Because the rubber composing the body is an elastic substance and has the regular number of springs, it has the function

to absorb the vibrations and impact. This rubber has the Linear Static Deflection of over 15mm under the static and if

calculating the Natural Frequency of used isolating system by using this characteristic as the standard, it will be under 6Hz.

The upper part cap and other assembled parts are manufactured with sus materials by considering its resistance to any

circumstances. And it has screw holes on its top part to fix it to others and on the buttom part to fix it to base plate. Some-

times there can be made hooks outside so as to prevent the circulating and to enhance the adhesive power to the rubb

er.

The lower part frame is made with Aluninium material,

and it performs the role to transmit the load transferred

from the rubber of cylindrical shape to the floor where

it is fixed, To this lower part frame, the bottom plate,

which is fixed to the floor, is combined mechanically.

2) SMDSMD of cylindrical structure has a built-in oil pressure device and prevents the transfer of vibrations

induced by the impact vibration sources, spreads the load, and executes simultaneously the role as the

stopper for the prevention of large displacement. And so it is usually fixed at the edge.

3) Lower Part PlateThe lower part plate has the screw holes at the places where the isolating device to be fixed and it is

fixed to the body mechanically by the press.

When such vibrations are induced, the damping power is given to the damper and it can perform the role to remove the vibrations.This damping power that it can vary according to the vibration circumstances is given by the MR Fluid( Magnetro-Rheological Fluid) which is a kind of smart material. When it sens-ing any vibrations, there is magnetic field created from the core built-in inside and the combining power between the ferrite particles increases. This is the source of damping power given to MR damper. By using this characteristic, MR damper has big advantageous point to keep the isolating function as well as special character of regulating at the same time, which can make this device applied such SMD equipments, UV Exposuring unit, coaters, etc. As are creating the big impact dynamic load while performing the precise work-ing simultaneously.

MR Damper is the semi-active type damper to control the vibration by applying the characteristic of MR Fluid, combining the ferrite particles under magnetic field, and it enables any vibratios induced to be under control by its variable damping force. The typer of MR damper can be selected between the smart control type and passive type by the conditions of enviroments for using.This device consists of a damper and an electrical cotroller and according to the movements of the equipment to which this device is applied, it is designed that the damping force is applied, it is designed that the damping force of the damper can be varied suitably to control the movements. When constructing the factory structures which have to be

established with precise measurement/inspection equipments

(here and after“precise equipment ”), not only he permissive

vibration criteria but also the permissive dynamic stiffness criteria

should be determined at the beginning stage so that every

precise equipments for the production process can work

normally. So as to meet such criteria, when the structure for the

clean room(C/R) is designed, it is generally consider that at first,

the anti-vibration system for isolating the vibration from the

Anti-vibration design is a part of vibration control in the

broad sense, but in the narrow sense, it is meaning to

islolate the unwanted vibration by using such isolator as

is more flexible in its stiffness. As for the decision of

anti-vibration devices in anti-vibration design, following

are very important factors.

Checking how much it transforms by its elasticity, which is

needed for the downward adjustment of system natural

frequency.

Various kindnesses of capacity and flexibility of anti-vibration

system.

Considering these factors, UTRM has been designed as it can be composed with various anti-vibration equipments different each

other in its capacity, which is possible to be combined with highly efficient isolating mount whose natural frequency is set under

6 Hz.

UTRM has the composition that the anti-vibration rubber is

interlaid between the upper part plate and the base plate.

Because anti-vibration rubber is the elastic material and has the

invariable spring value, it has the function to absorb the vibrations

and impacts. This kind rubber has a property of linear static

deflection to induce static strain of over 20mm under the stable

load. On the base of this condition, when measuring the natural

frequency of the used anti-vibration system, it is near under 6Hz.

Upper part plate of this device is made of steel plate on which

there are upper part cap bolts and adjusting nut. By using

these bolts and nut, this device can be fixed to the purposed

equipment for anti-vibration, and also the height is adjustable in a limitation. The base plate is made of steel plate, too. And on

the right middle of edge lines by each side, there are half ellipse type holes which have been made to fix the device to the floor

of the construction or to the anchores and bolts fixed to the structures firmly.

TMD is the device to let the vibration come down by absorbing the energy transferred to the structure from the external load and make the structure stable dynamically. In other words, it is such device as improves the structure’s capability of endurance against the earthquakes and wind by absorbing the structural vibrating energy compulsorily through its isolating function and reducing the vibration by making it spreaded, as well as by reducing the movement of top area and relative displacement of each floor.

1) Finding correctly the dynamical properties, natural period, natural frequency, damping rate and the

dynamical response per mode, it has to be designed to spread the energy appropriately.

2) Finding the 1st mode of the structure, so as to diminish the transformed energies arising from the

mode, TMD is used or it can be replaced with the design for structural improvement to spread the

energies.

3) The structure is not shaking when TMD absorbs the vibration energy and it absorbs the other

energy from outside by itself. This is the principle that TMD controls all structural vibrations.

TMD has free size and the size of the shape is up to the on-site environmental conditions. HLRM is an anti-vibration device of big capability for load and combined with the function of oil pressure jack and isolating rubber. This device enables the height of the heavy weight equipments to be adjusted minutely by using the only Oil Pressure Jack and Load Sustaining Bolt, but without any additional instrucments and supplementary jack-up system. Because it spreads the load by the function of built-in cone type isolating rubber, this device has superior efficiency for its performance about anti-vibration horizontally as well as vertically.

HLRM is basically composed of “Lower Part Bracket”, “Cone type Isolating Rubber”, “Upper Part Bracket” and there can be 2

types of HLRM as one called “SJ type”to which jack-up device is built-in for the function of anti-vibration as well as adjustment

of the structure’s own height, such as for floating slab for rail and the other callled “N type”which has been designed for such

case, when it needs the functions to sustain the load and to isolate the vibrations at the same time, such as for the engines of large

vesseles.

This device is an excitation system designed to extract

structural dynamic properties in the form of transfer

formular, by using the Experimental Mode Analysis

Method, through which they can measure the exciting

force and the vibration response by exciting directly the

large structures for which it is difficult to acquire the

reliable dynamical properties, under the principle of

harmonizing force by the centrifugal force of the revolv-

ing mass.

This exciting system has been designed so that the dynamic designers can perform the on-site modal test in a wide range 1) for the accurate diagnosis about dynamical properties of large structures and for securing the technologies to establish the countermeasures for the control of enviromental vibrations and 2) not only for being able to vary the exciting force in the experimental frequency range given according to the dynamical properties of the purposed structures so as to perform reliably and in any frequency range the modal test which can be the fundamental data to evaluate the earth proof design and the dynamical stability of the large structures to be built in the future 3) but also for being able to measure the exciting force affecting real struc-tures. This device can be modified as being smaller in the size, lighter in its weight, being portable and can be improved in the way of attachment and by the adjustment of facing direction.

1) Vibration Generating Part: As the device generating directly the vibration by using an unbalanced mass, it is composed of motor, unbalanced mass and power delivery device.

This device has been developed and registered as a patent article to diminish the Noise/Vibration arising from the Rapid Exhausting Duct Line under Clean Room environments of vacuum pump and so on, which are used for semiconductor and TFT-LCD module produc-tions process.It is specially more effective for diminishing the impluse factors.

This device is made of special porous diffuser(open cell type Metal Foam) and designed to minimize the back pressure of

vacuum pump and to maximize the diminishing ability for Noise and Vibration. It can be designed individually and suitably to

specialty of every kind vacuum pump, considering the capacity and frequency properties of each vacuum pump, so that it

can work with optimum conditions.

1) Metal foam METAL FOAM is a porous metal which has numerous bubbles inside the metal material. And it can be devided widly into Open

Cell type (OC), and Closed cell type (CC). As for closed Cell type, every bubble in side the metal materical is not connected

each other and locating independently. In other hand, the open cell type has the bubbles connected each other inside the

metal material and because air and fluid can flow through that path of connected bubbles, the use of it is more various rather

than the Closed Cell type.

There are 3 models of this device

as IDS-100(100Φ), IDS-200(200Φ),

IDS-300(300Φ) which are divided

1) ApplicationsFor diminishing the impact noise and vibration of Rapid Exhausting Duct Line caused by vacuum pump for

Semiconductor and TFT-LCD module production process.

2) Adoptions A/F lower part duct noise of 63Hz is caused by the vibration of duct panel. It is a kind emission noise caused by the reason of Air Impluse Induced Vibration, and so as to recuedc it, it is necessary to get rid of the Vibration source which excites the vibration of duct. This phenomina can be happened at almost all Exhausting Duct Lines being connected to the pipe lines of the first basement, ground level and 1st floor and not only the low frequency of 63Hz contaminates whole C/R, but also this kind low frequency noise can cause secondary vibratio problems. As the counterstep against this kind noise, rather than the establishment of acoustical silencer, it will be more effective to use the Diffuser Type Acoustic Silencer which diminishes the Air Impulse.

This is the device to block or diminish the vibration transmitted through the

ground as the intermediator. It is the most effective system to diminish the

vibrations caused by subway trams, railway trains traffics, hammerings, any

constructions and explosions by being buryed under the ground surrounding

the vibration source or the basement for the construction structures near to

vibration source, like cultural assets, semiconductor & TFT-LCD factories, and

the building for laboratory.

This device has the characteristics to control the capability of blocking the vibration effectively by being buryed parllelly for each

as well as buryed in series. While the existing other similar products are made with the powdered and transformed waste tires,

because SVM-Infilling System is made of the waste tires as they are, as pollution-free synthetic resin, without any processes

1) Round shaped waste tire : This performs the role same as elastic substance to diminish or block the earth vibrations.

2) Elastic reinforcing substance: This has the role to spread the load of earth equivalently and prevent the

diminution of the effectiveness for anti-vibration, which can

cause by the inflow of the earth and under-ground water into

the open space of central area of the tire.

3) Externally filling material: This has the role to prevent the inflow of the earth and can make the waste tire close

tightly to the reinforcing substance by the force of earth

pressure.

4) Product(Filling material): The basic type is as the

illustration. For easy establishment of it, it can be packaged

as 4×2 rows, 3×2 rows and etc.

Functional Fluid for damping was designed in 1950 at first by

Mr. Winslow. Since that time, most of development has been

intended by using ER Fluid. In the case of ER Fluid, it has

comparatively low power for yield stress, and so it has to be

limited in its function for damping as well as its damping power

can be diminished by any contaminating substances. Further

more, because it needs very strong electric waves for working,

it always stands for the risk of electric shock and high cost for

energy by being supplied with high voltage electric power. As

for MR Fluid, the material is composed with oil and magnetized

floating matters of micron size(10-6). MR Fluid has been

developed and improved to be able to control the solidity rate

of oil very precisely by using magnetic waves.

Reacting quickly by the magnetic power.

Dynamic Yield Stress is comparatively high.

Not to be effected by an contaminating substances.

It has strong power of endurance against erosion.

Being workable under the wide range of working

temprature( - 40℃- 150℃).

Considering the common characteristics of MR Fluid and ER Fluid, we can comment that both have the ability of yield stress

made by magnetic or Electric waves, quickly reacting to such waves, and changing their forms from the liquidity to the solidity.

Considering the advantageous and dis-advantageous points of each; as for ER Fluid, it has such advantageous points as

reacting more quickly to the electric waves rather than MR Fluid, and for its energy, the electric waves can be made simply.

In the other hand it has such dis-advantageous points as its viscosity is comparatively low, it is workable at very limited range

of working temperature, it mal-functions easily under high temperature circumstances and it can mal-function fatally when it is

effected by the water or any impurities which can generally be created in the production process. Further more, ER Fluid needs

any high voltage electric power generator which can generate several thousand voltage electric power momentarily.
