Light emitting diodes, LEDs, historically have been used for indicators and produced low amounts of heat. The introduction of high brightness LEDs with white light and monochromatic colors have led to a movement towards general illumination. The increased electrical currents used to drive the LEDs have focused more attention on the thermal paths in the developments of LED power packaging. Thermal management for the solid-state lighting applications is a key design parameter for both package and system level. The thermal challenges of these products in many applications will open new research areas for engineers from chip level to system level thermal management.

The cornerstone of enabling LEDs to replace traditional light sources, such as incandescent and fluorescent bulbs, is to control the heat generated by LED chips, semiconductor devices. To gain high illumination, high electricity power input is needed and considerable heat energy will also be created by LEDs when emitting light under high power input. If the heat generated by LEDs cannot be dissipated properly, if not completely, will cause the temperature of LED chips to be heighten. LEDs are made by semiconductor material and are sensitive to temperature. When the heat inside LEDs increases and temperature rises, LED chips and the doping element within will be altered and the performance of the fixture on which the LEDs are mounted will be compromised.

To ensure the reliability and durability of ultra-high-power LED lamps, keeping the junction temperature (Tj) low is always the key to achieve this goal. By maintaining the temperature of P-N junction low, the illumination degradation and the decaying of the LED emitters can therefore be extended.

The trend in the electronics industry to pack more power into smaller packages has created increasing thermal management challenges. Many of today’s electronic devices require cooling beyond the capability of standard cast or extruded metal heat sinks. In many applications, heat pipes have dramatically enhanced heat sink performance and have become a mainstream thermal management tool.

To dissipate the heat, a copper heat pipe is attached to the bottom surface of the silicon substrate on which the LED chips are laid on the other end. The silicon substrate installed on every NeoPac Emitter itself is also a technological achievement and ingenious design. Availing NeoPac patented technologies, the heat generated from the P-N junction of LED chips are directed through the copper heat pipe to the heat dissipation fins or heat sink on the outside of the fixture. Once the heat is transferred to the outside of the fixture, air convection takes over and carries the heat away. The mechanism is so effective to keep the LEDs junction temperature under 60°C, which ensured the high efficiency lumen output, trifling color shift and long useful life of LEDs luminaires.

A practical LED lighting device can strike a fine balance between performance and reliability and even sustainability. In lighting, the performance means the luminous flux output and reliability is the effective longevity of the device. The luminous Efficacy of LEDs is soon expected to reach over 140 lumens/watt; this is approximately more than 6 times the efficiency of a conventional incandescent tungsten bulb. Since the reliability of LED lamps is also further assured by adopting NeoPac’s thermal management technolgy, the dream of popularizing LED as the light source for general lighting can be realized sooner than expected.

NeoPac Universal Platform (NUP) is a patented innovative LEDs lighting infrastructure, integrating different levels, from chips, packages, modules to systems, into one technology platform upon which comprehensive ultra-high-power LEDs lighting components and devices can be developed, designed, built, expanded, and customized accordingly.

NUP is essentially constituted by four interconnected and interoperable structural levels: LED multi-chip modules, NeoPac Emitters, NeoPac Light Engines and Lighting Products as described as following.

On Si submount main body composed of single crystal silicon, a mounting surface, on which a light-emitting device is mounted. The light-emitting portion of the light-emitting device is arranged to face a device-side opening which opens into the mounting surface of the submount main body.

Consequently, heat generated in the light-emitting device can be discharged to the outside more efficiently than the case where the light-emitting portion is arranged to face a side opposite to the submount side.

Specifically, light from the light-emitting device is reflected by a reflective surface formed on the surface of the through hole, and efficiently transmitted to outside of the submount main body.

The light output of different colored LEDs responds differently to temperature changes, and will have 7~10% depreciation in light output for 10°C junction temperature increment.

These unique temperature response rates can result in noticeable color shifts if the system operating Tj differs from the designed parameters. Therefore, the LED operating temperature must be kept well below its maximum operating temperature (e.g. < 60 °C) for optimum efficiency operation and reduced color variation.

The thermal resistance of LED packages together with the maximum temperature of operation determines the maximum thermal power that can be dissipated in the packages. The maximum temperature of operation may be determined by reliability considerations, by the degradation of the encapsulant and by internal-quantum-efficiency considerations.

NeoPac multi-chip emitters have been integrated with high thermal conductivity material heat pipes keeping the thermal resistance of LEDs package <0.5 °C/W delivering high visible light percentage, low junction temperature and long predictable life.

The integration of NeoPac Emitter and thermal module leads to form NeoPac Light Engine (heat pipe, fin, aluminum cap and emitter).

The typical high-flux LED system is comprised of an emitter, cap (Al/Cu) on which emitter is mounted, heat pipe and some form of external heat sink around the heat pipe. Heat pipe is solder in to the cap to provide a mechanical base for emitter. The emitter houses the die, optics, encapsulant, and heat pipe (used to draw heat away from the die junction). Emitter is mechanically attached to NeoPac Light Engine consisting of external heat sink which is a dedicated device integrated into the design of the luminaire.

The size of the heat sink depends upon the amount of heat to be dissipated and the material’s thermal properties. In order to dissipate heat from high power LEDs junction to the underneath components and then to the ambient, need to make use of high thermal conductivity & lower coefficient of thermal expansion materials like copper, gold, silver (Electrically more active but thermally not so active) and diamond.

As copper is economical and highly thermal conductive, so NeoPac Light Engines are integrated with copper heat pipe to draw the heat generated in the junction and dissipate to the ambient.

More importantly, these LED point-light-source modules with similar specifications and capable of maintaining similar lumen output, in the future, can be sustainably and reliably manufactured in large quantity to supply manufacturers and achieve the goal of standardization. Finally, using the NUP technological platform will drastically decrease pre-production time necessary to market products.
