实验室概况

固体微结构物理国家重点实验室成立于

1984 年,是国家首批成立的国家重点实验室之

一。实验室以凝聚态物理学、材料科学和信息科

学等多学科交叉融合为基础,面向量子调控等重

大前沿科学问题和国民经济发展的重大需求,围

绕微结构材料的设计、制备、性质及其应用等重

大科学问题与技术关键,以人工纳米结构材料与

器件、量子调控研究等为主要研究方向,设计、

制备微米、亚微米、纳米尺度的新结构,揭示新

的量子效应,发展量子调控科学,进而发展新一

代的光电器件及其应用,以期为技术创新提供科

学积累,促成我国新一代信息技术的跨越式发展。

实验室现有固定人员 72 人,其中中科院院士

8 位:冯端教授、王业宁教授、闵乃本教授、龚昌

德教授、都有为教授、邢定钰教授、祝世宁教授、

王广厚教授;长江奖励计划特聘教授 17 位,国家

自然科学基金委“杰出青年基金”获得者 19 位。

目前实验室主要研究方向包括人工微结构科

学与工程、量子调控的电子学、纳米结构物理及

器件、软物质的结构与功能、微结构材料设计和

理论计算、基于微结构的高新技术及其应用等 6

个研究方向。作为首席科学家主持的国家级重大

研究计划项目有 9 项,分别是吴迪教授主持的国

家重大科学研究计划项目“若干关联系统中多重

量子序的共存、竞争与调控研究”(2009-2013);

丁海峰教授主持的国家重大科学研究计划项目

“ 低 维 自 旋 体 系 的 量 子 效 应 及 其 调 控 ”

(2010-2014);邢定钰教授主持的国家重大科

学研究计划项目“固体微结构的量子效应、调控

及其应用研究”(2011-2015);肖敏教授主持的

固体微结构物理国家重点实验室期望通过若

干年的努力,将实验室建设成为从事高水平科学

研究、拥有高层次实验研究平台和高素质的科学

技术队伍、具有学科交叉、人才汇聚、管理科学、

流动开放等特征的有重要国际影响的微结构研究

基地和国家科技现代化的创新平台。

固体微结构物理国家重点实验室以凝聚态物

理学、材料科学和信息科学等多学科交叉融合为

基础,面向量子调控等重大前沿科学问题和国民

经济发展的重大需求,围绕微结构材料的设计、

制备、性质及其应用等重大科学问题与技术关键,

以人工纳米结构材料与器件、量子调控研究等为

主要研究方向,设计、制备微米、亚微米、纳米

尺度的新结构,揭示新的量子效应,发展量子调

控科学,进而发展新一代的光电器件及其应用,

以期为技术创新提供科学积累,促成我国新一代

信息技术的跨越式发展。

实验室 2013 年发表 SCI 论文 573 篇,其中

以第一单位完成的论文 334 篇,包括 Nature

Communications 2 篇、Nature Materials 1

篇、Nature Photonics 1 篇、Nature Physics 1

篇、Phys. Rev. Lett. 7 篇、Adv. Mater. 3 篇、

Phys. Rev. 系列 25 篇、Appl. Phys. Lett. 21

篇;以非第一单位完成的论文 239 篇,包括

Nature Communications 3 篇 、 Nature

Materials 1 篇、Phys. Rev. Lett. 6 篇、Phys.

Rev. 系列 15 篇、Appl. Phys. Lett. 15 篇。各

研究方向的具体研究进展如下:

1. 人工微结构科学与工程

从理论和实验上研究超构材料中时空对称性

质,(a)计算分析方法上:发展关于磁电材料、

旋磁材料、时空超构材料等新颖结构材料的本征

值问题和谐波模拟的计算方法;发展了动力学含

时系统的本征值问题计算和谐波计算方法,并建

立相应的紧束缚计算模型来分析电磁超构材料和

声结构材料的能带色散问题和计算相应的拓扑相

位。(b)新型时空对称超材料的设计:结合时空

对称调控原理,引入材料的实部调制和虚部调制,

设计了新型的 parity-time(PT)单向衍射光栅,

PT 单向反射的 Si 波导,基于 PT 对称阈值点的单

向完美吸收器等新型器件,独立发展了新型的基

于 Passive 介质的耦合波理论和散射矩阵理论,

分析时空对称的相变规律。这些新的微结构波调

控原理将为新型光电探测器设计提供新的思路。

(c)物理效应和原型器件上:系统地研究了基于

时间反演的对称性破缺系统下旋磁介质光子晶体

奇异物理效应,研究光子晶体中的边界态单通效

应,并以此单向隐身等关键性的问题;系统地研

究了时空对称电磁超构材料和CMOS工艺兼容的

Si 基的光子芯片技术,同时调制光子芯片的 Si

的折射率的实部和虚部,在量子力学的时空对称

性破缺临界点上实现了对波单向传输的控制,实

现了波的单向反射传输。

研究金属表面等离激元(SPP)的传播与激发

性质,对之前利用面内衍射对 SPP 调控进行拓展,

设计了对称相位设计完成了多种准直且无衍射的

SPP 波束,并且针对 SPP 的传播损耗设计特殊的

相位分布实现了一定区域内“无衰减”的 SPP 波

束。实现了 SPP 波与空间光束之间的转换,利用

特殊设计的非周期光栅将表面传播的 SPP 有效地

耦合成空间辐射的聚焦光束及 Airy 光束。实验上

清晰地观察到了 Airy 光束的无衍射自弯曲的特

性,理论模拟证实了这类光束的自修复性质。基

于电激励的 LED 实现了偏振调控的动态显示与偏

振复用器件。将电激励 LED 芯片作为衬底制备了

具有特殊小孔取向的金属微纳结构,根据偏振取

向的异常透射效应设计了二位偏振编码和灰度图

形显示以及动画显示的结构,并在实验上成功实

现。建立了 SPP 干涉检测系统,设计了针对面内

SPP传播的透反射结构,完成了 SPP 的 MZ干涉,

实现了具有面内光开光功能的 SPP 器件,并进一

步拓展到 SPP 波导中,不仅完成了更紧凑性的

SPP 开关(器件尺寸小于 66 m2)而且发现了

一种特殊的复合干涉机制。

在光波段超构材料实验中,在一块微小的光

子芯片上,采用简单而巧妙的旋涂加热工艺,利

用微球表面与聚合物薄膜接触的表面张力,在一

块微小的光子芯片上,实现了折射率具有类似中

心引力场分布的光学微腔。光子在这种微腔中的

传播特性可以模拟出光子在天体引力场中传播受

引力场吸引所产生的弯曲。理论上采用广义相对

论的爱因斯坦方程,计算了不同入射光子的传播

路径,实验中利用量子点荧光激发,测量了不同

入射距离的光束在弯曲波导中的传播路径。结果

证明,与黑洞周围引力场“视界”类似,这种微

腔也存在一种临界半径,当光子的传播路径通过

临界半径包围的区域,光子就会被微腔捕获,而

当光子的传播路径远离临界半径区域,光子不会

被捕获,只是路径发生弯曲,实验结果与理论很

好的符合。与以前的大多数共振光学微腔相比,

所得到的非共振光学微腔具有宽波段特性,可以

捕获较宽的连续波段内的光子,这也发展了光学

微腔一种新的功能,可以应用于光子芯片上的宽

波段激光器,光电探测,光伏器件等。《自然》杂

志主页“NEWS&COMMENTS”专栏对这个工作

进行了评述,国际著名超构材料专家 Leonhardt

教授评价这个工作是“第一次在光子芯片上,用

简单的实验,精确而漂亮地演绎了爱因斯坦广义

相对论所描述的部分思想”。

在蓝相液晶材料及其光学器件研究方面,利

用相干光照射倾斜放置的简单光栅,基于塔尔博

特效应和液晶光控取向技术制备了复杂图形的液

晶微结构,利用蓝相液晶制备了通讯波段的可调

光衰减器,在全波段范围内实现了 30dB 的动态

调制。从理论上证明在微纳光纤表面引入槽型结

构,利用表面非线性效应,可以实现二次谐波激

发效率数量级的提高,通过在单模光纤中接入一

段软玻璃光纤,制备出一种对折射率不敏感的光

纤温度传感器,有效消除了环境折射率的干扰,

利用 FIB 技术,在 D 型光纤表面制备出微米尺度

的金属光栅,实现通讯波段表面等离激元模式的

激发,并在液体折射率传感的应用中获得了很高

的线性度和灵敏度。

在新型微结构光学器件和效应研究方面,首

次从理论和实验两方面证实,当白光通过具有微

结构的银纳米线时,不同颜色的光可以在空间和

时间上分离开来;从而发现微结构的银纳米线可

以充当同时具有纳米级空间分辨以及飞秒级时间

分辨的波分复用器件,可应用于高性能光子芯片

的研制。在前期工作基础上首次实验证实亚波长

金属光栅对于太赫兹宽波段具有极好的透明性

质;接着设计和制备出倾斜金属光栅结构,实现

了垂直入射情况下金属结构对横磁模电磁波的宽

带透明,并且利用太赫兹成像技术直观地展示金

属微结构宽带透明效应;接着设计和制备出二维

金属阵列结构,实现了可见光波段的宽带透明金

属,并展示其在高性能太阳能薄膜电池中的应用,

同时这种透明金属在光信息处理和光集成等方面

也具有诱人的应用前景。首次将银纳米等离激元

分形结构引入薄膜硅太阳能电池,揭示其对超薄

硅电池具有宽带吸收和效率增强的效应,为设计

新型薄膜太阳能光伏器件提供了新的科学思路。

从理论和实验两方面研究了电磁感应透明效应在

超构材料中的实现,发现和证实超构材料中光学

磁性诱导的电磁感应透明现象,并揭示出该系统

中的慢光特性,该研究结果在量子信息存储等方

面具有潜在的应用。

发展了精确制备亚波长尺度金属表面微纳结

构,采用特殊的无支撑的二维胶体晶体作为模板,

通过在胶体晶体模板上下表面两次物理沉积金属

的方法,成功获得了由介质-金属核壳结构构成的

表面等离激元微腔,这种表面等离激元微腔中存

在着丰富的模式耦合特性,为有效调控等离激元

模式激发特性提供了新的手段;完成了这种金属

纳米球壳阵列的 Fano 共振的调谐特性的理论和

实验研究;通过在平整金属膜层上生长二维胶体

晶体,然后再沉积不同厚度金属膜层,得到一种

新型的可应用于光全吸收的等离激元结构,其存

在两个宽带近完美的全吸收,在长波段和短波段

的最大吸收分别超过 99%和 97%;从理论上研

究等离激元微腔的存在对单个纳米发光体的影

响,如对单个纳米发光体的荧光增强和定向辐射

特性,采用一个电偶极子来描述单个纳米发光体,

通过调整等离激元微腔的尺寸,来调谐等离激元

微腔所支持的不同阶数的腔模共振频率,发现当

腔模共振频率与偶极子振荡频率相近时,偶极子

的辐射明显增强,同时通过在核壳结构构成的等

离激元微腔中引入对称性破缺,偶极子的辐射将

表现一种高定向的辐射。

从金属表面等离激元共振出发,设计了一种

单层的金属纳米结构,在零阶透射实现了极大地

光学旋转率(在实验中获得光的旋转率为

4.1×105度/毫米,远大于任何一种自然材料的,

如石英晶体,旋转率仅仅为 17 度/毫米)。其物理

机制如下:通过微结构的精确设计,实现 SPP 和

LSP 共振同时激发。利用 LSP 共振,实现偏振与

入射偏振方向垂直的电磁辐射输出。利用 SPP 波

穿过样品结构时带来的相位延迟效应,通过调制

样品厚度使SPP和LSP产生的偏振平行于入射偏

振方向的电磁辐射相消叠加,从而实现对单层零

阶透射光学偏振旋转的有效控制。随着样品厚度

的增加,光学旋转角度也得到非线性的增加。尤

其是当厚度为 245nm 时,在零阶透射中实现了

接近于线偏振的 90°光学旋转。该结构的设计对

于未来集成光子器件有潜在的应用可能,在物理、

生物、化学等方面都有重要的应用价值。

2.量子调控电子学

在关联电子系统和超导电性方面,测量了不

同铁基超导体系的电子隧道谱,发现了一种普遍

存在的电子集体激发模 Ω,这个电子激发模与磁

激发谱的共振峰能量相近,并且发现该模的能量

与超导转变温度Tc成近似正比关系Ω4.3kBTc。

该共振模的一个可能解释是来自于磁性配对导致

超导态以后,电子系统发生自旋为 1 的拆对激发

的后果,因此该工作说明了铁基超导的磁性配对

起源。

在铁基超导体中人为引入非磁性铜杂质散射

中心,用磁化手段证明它是无磁性的,并用扫描

隧道谱手段,观测到该无磁杂质所产生的能隙内

的单粒子态密度,从而判明了目前国际上争论较

多的 s 和 s++中两大模型中前者是唯一正确

的。

制备了BiS2基的超导材料Bi4O4S3多晶样品

并首次制备了 NdO1-xFxBi1-yS2的单晶样品,通过

系列手段的测量,发现该类样品有很大的超导能

隙和超导涨落温度,涨落超导温度可以达到 20K

以上。

综合考虑反映电子巡游特怔的在点库仑相互

作用和局域的次近邻反铁磁交换耦合作用,利用

涨落-交换近似研究了铁基超导 AxFe2-ySe2 中的

自旋涨落性质与超导配对对称性。结果表明,次

近邻反铁磁耦合显著影响其自旋激发和超导配对

对称性。微小的次近邻反铁磁耦合将使系统的超

导配对从 d-波过渡至扩展的 s-波。此扩展的 s-

波在费米面上无节点,因而与最近的角分辩光电

子谱实验相符。另一方面,巡游自旋涨落和局域

自旋的综合作用导致自旋激发的特征峰位置与中

子散射实验结果相符。这些理论结果表明:电子

的 巡 游 特 怔 和 局 域 磁 性 在 描 写 铁 基 超 导

AxFe2-ySe2 中的自旋激发和超导配对中都起重要

的作用。

在拓扑绝缘体及 Dirac 体系输运性质方面,

提出了一个较为实际的方法来实现无需对称性保

护的、稳定的量子自旋霍尔效应。在一个量子自

旋霍尔样品边缘上可以通过磁性原子掺杂制造一

个铁磁区域,在铁磁区域中将产生一个交换场。

利用自旋陈数,研究了交换场对原先的量子自旋

霍尔态的影响,发现当交换场强度超过体系原先

的带隙时,将导致铁磁区域发生一个从量子自旋

霍尔态到量子反常霍尔的拓扑量子相变。这个相

变将把原来处于条形样品边缘上的两个相向运动

的边缘态之一推到磁性区域内侧,而另外一个仍

然留在样品的外侧。在此过程中,边缘态的自旋

极化方向的传播方向几乎不发生改变,因此这个

系统仍然表现量子自旋霍尔效应的性质。这个工

作为通过人为消除体系时间反演对称性从而实现

无需对称性保护的量子自旋霍尔效应,为寻找更

加稳定的量子自旋霍尔效应指出了一个新的方

向。

观测到金属性 Bi2Te3 中的拓扑表面态的

SDH 振荡。用熔融法制备拓扑绝缘体 Bi2Te3。系

统的测量发现大部分的样品表现出 p 型的金属输

运行为和来自于体相的三维 SDH 震荡。然而,在

金属样品 M 中,通过转角的磁输运第一次发现了

来自于二维拓扑表面态的 SDH 震荡。分析表明,

样品 M 和其他的样品有着明显的不同,高电阻率

高达10mΩ/cm,表面迁移率达到7000cm2/Vs,

几乎是体相迁移率的三倍,这些性质有利于呈现

表面态 SDH 震荡。分析表明样品 M 的表面态电

导占整体输运电导的比例为 0.3%。

观测到低迁移率石墨烯室温弱局域化效应。

作为一种量子修正,弱局域化效应都在低温或者

高迁移率的样品表现出来。分析了石墨烯中电子

输运量子修正的物理机制,发现石墨烯中存在大

量“锐利”的缺陷,这一缺陷使得电子自由程、

电子的谷间散射长度、谷内散射长度在低温下几

乎相等,而电子相干长度则不受影响,最终表现

出室温下可见的弱局域化修正。

在量子光学及非线性光学等方面,将时间标

签、时间分辨超快光学技术应用于由单个 CdSe

量子点和系综染料分子组成的能量转移体系,通

过荧光强度和荧光寿命的关联测量,首次实现了

教科书中定义的染料荧光量子产率标定,并揭示

了通过单个胶体量子点的单激子能量转移将体材

料转化成单光子发射源的可行性。

发现 InGaN 量子阱中横向的载流子扩对于

氮化物 LED 中效率衰变起到很大作用;着重探究

了热电子过程以及超快时间尺度量子相干性,发

现石墨烯在弯曲成纳米小球后,热电子发光会得

到极大的增强;在二型量子点中,发现超快尺度

下电荷转移激子可产生很强的光学非线性响应。

成功观测到超导体相变的光激发准粒子的动力学

标志,在铁基超导体中观测到轨道相关的 Mott

相变特征。

在非线性自成像效应的人工调控研究中取得

了进展,首次在实验上实现了非线性光子晶体中

的准相位匹配二次谐波自成像效应,成像的强度

和质量大大提高。

在芯片上制备出了稀土掺杂的高品质因子氧

化硅光学微球腔。利用 1480nm 波长的连续激光

泵浦,实现了阈值低于 5μW的通信波段的微型激

光器。另外,还制备出了品质因子大于 107 的光

学微腔的耦合系统,在芯片上实现了 20 MHz 超

窄带宽的类电磁感应透明。

在固体量子计算方面,提出检测超导位相比

特和微观两能级耦合系统中微观两能级系统的新

方案。在超导位相量子比特中利用 Landau-

Zener 干涉实现了几何相的量子调控,首次观测

到几何相的 Landau-Zener 干涉,并发现几何相

的 Landau- Zener 干涉比相应动力学相的干涉

振幅更大,对实现容错量子计算有重要作用。

在多铁材料方面,理论研究了新型多铁性材

料 CaMn7O12 的磁性及铁电来源。发现自旋失措

结构与 Mn1 离子之间的反铁磁耦合有关,铁电极

化的来源包括非共线的交换伸缩机制和计入自旋

轨道耦合的p-d杂化机制,其中发生在Mn2-Mn3

电荷序链的交换伸缩机制是铁电的主要来源。

研究了 BiFeO3纳米颗粒的反常尺寸效应。发

现当颗粒尺寸接近其螺旋自旋周期时,颗粒表现

异常增强的铁磁性和大的磁介电效应。认为氧八

面的旋转扭曲在颗粒接近 62nm 自旋周期时会有

所增强,进而增强 DM 相互作用,提高铁磁性及

磁电耦合。

另外开展了液体表面波的衰减研究,将有孔

衬底与待测液体组成一个复合系统,通过研究复

合系统随时间液体逐渐挥发的力学响应,发现在

液体的挥发后期,液体表面波对复合系统的力学

损耗有明显的贡献。该研究为液体表面波的研究

提供了一种新颖简便的实验表征方法。

在有机自旋阀方面及异质界面等方面,研究

La0.67Sr0.33MnO3(LSMO)电极磁性对有机自旋

阀磁电阻的影响和自旋在 Alq3中弛豫的机制。用

PLD 生长原子级平整的 LSMO 薄膜,通过氧气退

火 Tc 达 360 K,由此制备的有机自旋阀(OSV)

磁电阻得到了很大提高,室温有 2.2%的磁电阻。

100K 以下磁电阻下降,其原因为 Alq3的自旋弛

豫。

研究 LaAlO3/SrTiO3异质界面的导电机制。

在绝缘的 LaAlO3(3 uc)/SrTiO3(001)界面

上生长La1-xSrxMnO3覆盖层,当Sr浓度低于2/3

时,LaAlO3/SrTiO3 界面显出金属性,载流子的

迁移率几乎与 Sr 的浓度无关,说明外加覆盖层没

有改变界面氧空位浓度和界面互扩散,但是载流

子密度随 Sr 浓度的增加单调的下降,这个现象被

归结于 La1-xSrxMnO3中Sr 电极化率的降低而导

致,该结果强烈的支持界面导电机制中的极化不

连续机制。

在氧化物材料方面。氧化物单晶材料的研究

集中于拓扑绝缘体晶体(拓扑 Kondo 绝缘体,拓

扑半金属晶体)以及过渡金属硫化物晶体的生长

及基本的输运工作;开展了氧化物畴界导电性的

理论计算,并初步开展了氧化物拓扑绝缘体的理

论计算工作;在氧化物薄膜方面,继续开展具有

高铁磁居里点的双钙钛矿氧化物和多种单元氧化

物薄膜、超晶格的研究工作,设计、制备完成了

一系列样品并表征了相关的微结构和磁性、输运

性质。

3.纳米结构物理与器件

基于对掺杂空穴在反铁磁背景中运动的认

识,提出了一个适用于欠掺杂铜氧化合物赝能隙

态的有效哈密顿,有效模型很好地描述了赝能隙、

超导能隙的掺杂依赖以及动量空间的分布,对输

运特性的研究也与实验定性一致。基于有效模型

进一步研究了空穴掺杂铜氧化合物的磁激发特

性,很好地建立了磁激发谱的结构相变,沙漏型

色散,特别是指出了这些行为是正常态特性,与

超导没有直接关系,提供了一个不同于以往理论

的新观点。研究了电子掺杂铜氧化合物低能公度

磁激发行为,提出了能带劈裂和费米面的拓扑行

为是低能公度的起源,并且这种低能公度也是正

常态的性质,与超导没有直接关系。

通过固体 NMR,FTIR,BET 以及 XRD 等手

段发现氧化石墨中存在着两种不同的纳米级受限

空间,一种是氧化石墨片之间的二维结构,另外

一种是氧化石墨片状颗粒堆砌产生的裂缝状孔

道。考察了含水氧化石墨 100 K-300 K 温度范

围内的介电性质,通过在电极和样品之间增加极

薄聚四氟乙烯层的方法,避免了电极极化,使掩

盖在极大导电背景下的弛豫得以显示。清楚的揭

示了受限在氧化石墨体系中水分子存在两种不同

的弛豫行为。两种弛豫来源于氧化石墨中不同的

水分子,高温的 P1 过程为氧化石墨层间受限的水

分子运动产生,P1 过程的活化能接近断裂三个氢

键的键能,表明氧化石墨中的水分子所形成的四

个氢键,在转动过程中断裂三个氢键。在低含水

量的氧化石墨样品中,P1 过程满足 Arrhenius

关系,描述了水分子的局域运动。随着含水量的

增加,P1 过程运动速率变快,并且 P1 过程温度

依赖形式偏离了 Arrhenius 关系,说明水分子的

运动形式由不均匀的局域运动向集体运动转变。

研究了表面活性剂包裹对纳米粒子氧化物粒子的

磁性影响。不同的表面活性剂会导致不同的表面

磁性,并且氧化物纳米粒子核的磁性随表面活性

剂溶度的变化会产生震荡。

基于银锗硒(AGS)材料构建了一类具有电

突触功能的忆阻器,验证了其突触峰时依赖可塑

性。基于突触权重的长时程增强 LTP 和长时程抑

制 LTD 特性,发展了一种忆阻运算方法,以

5÷4=1.25 为例实现了小数运算,为发展忆阻智

能运算提供了一条新途径。为了进一步理解 AGS

忆阻器的工作原理,基于原位 TEM 观测研究了

LTP 和 LTD 过程中 AGS 微结构的动态演化,发

展了一种针对固体电解质忆阻材料原位TEM观测

的样品制备技术,避免了在使用 FIB 和离子减薄

等环节对固体电解质材料带来的不必要的损伤。

研究发现不同于经典固体电解质电化学理论的导

电通道形成规律:导电通道形成于反应电极,而

不是传统理论认为的惰性电极处。证实了构成导

电网络的是正交相 Ag2Se,而不是之前普遍认为

的由电化学沉积所形成的 Ag。据此,从 Ag2Se

非均匀成核与生长出发,提出了一种化学诱导忆

阻相变的新理论。

通过高压方法合成了立方 Laves 相 PrFe1.9

合金,用低温高精度 X 射线衍射(XRD)扫描和

强磁场方法研究了该合金的磁致伸缩效应。低温

测试发现合金具有相当大的磁致伸缩值:在 15 K

温度、外加磁场 90 kOe 时,合金的磁致伸缩值

达到了 7000 ppm。为了研究合金的内禀磁致伸

缩(λ111)随温度的变化,采用 XRD,从 300 K

到 15 K 之间分别对合金的{440}和{222}XRD

特征峰进行了精度扫描。发现在 300 K 到 70 K

温度范围内合金的易磁化方向为[111]。对于易磁

化方向为[111]的立方 Laves 相合金,根据{440}

衍射峰的劈裂计算出了合金在[111]方向上的自

发磁致伸缩值 λ111。算出合金在 70 K 温度下 λ111

为 6700 ppm,这个值甚至比根据 Steven’s等

价操作算符所预测出来的 0 K 下的理论值 5600

ppm 还要大。根据单粒子模型理论,随着温度的

降低,合金中的稀土金属-过渡金属以及过渡金属

-过渡金属的交换作用会增强,这个增强的交换作

用将会导致磁致伸缩会随着温度的降低而升高。

因此预测在 0 K 下,具有[111]易磁化方向的

PrFe1.9合金将具有更大的磁致伸缩效应。这表明,

PrFe1.9合金作为磁致伸缩材料有可能在低温下有

潜在的应用。

研究了金属纳米粒子的局域等离激元(LSP)

之间的近场耦合机制以及金属纳米粒子的局域等

离激元(LSP)与金属纳米薄膜中的等离极化激元

(SPP)的近场耦合机制。探讨了金属纳米粒子点

阵与多孔介质纳米粒子点阵对介质内全内反射光

的引出机理,以及金属纳米结构引出介质内全反

射光的消逝波等离激元共振增强散射机制。在

GaN 基 LED 典型发光波长 450 nm,实现全内

反射光引出 4%,LED 光致发光增强 92%,电致

发光增强 26%。研究了基于密集排列金属纳米点

阵的传感机理,构建了 Ag 纳米粒子修饰的玻碳

电极,在 H2O2 非酶生物传感中灵敏度达到 63

A/mM、响应速度<1s、检测限达 1μM,实现了

基于 Pd 纳米粒子点阵的超快氢气传感,基于 Cr

纳米粒子点阵的高灵敏度宽响应范围的应变传

感,以及基于一维 Ag 纳米粒子链的表面增强拉曼

分子痕量检测。

通 过 微 区 探 针 实 验 技 术 , 揭 示 出

Bi0.9La0.1FeO3 多晶薄膜中晶界和晶粒内部的电

导特征及其随着外电场的变化规律,阐明了局域

电导的物理机制,即:在低电压下电导由晶界主

导,并与氧空位在电场下的重新分部相关;在高

电压下电导则由晶界和铁电畴的翻转共同控制。

基于第一性原理方法,预测了在含有单空位缺陷

的石墨烯表面沉积 Ir2 可使体系的稳定性和磁各

向异性能大幅度提高,揭示出该体系具有巨大磁

各向异性能的机制是源于 Ir2 在缺陷中心处的特

殊对称性导致的沿不同磁化方向的局域电子态密

度的差别;还发现了一种新型磁性超原子团簇:

TcMg8,揭示出该超原子团簇的形成机制主要与

体系中大的交换耦合作用和适中的晶体场效应密

切相关。

系统研究了 Pt/BaTiO3/SrRuO3铁电隧道结

电致电阻的温度依赖特性,发现除直接隧穿外,

以势垒层中的声子辅助隧穿是结电流的另一个贡

献。这种非弹性隧穿电流强烈依赖于温度但对势

垒形状,也就是势垒中极化方向不敏感,导致了

随温度升高,极化翻转对结电流调制的下降。研

究揭示了铁电隧道结中缺陷对其电致电阻特性的

影响,指出降低缺陷密度是提高隧道结存储特性,

特别是室温下数据成功写入和读出的重要前提。

常见的铁电隧道结采用金属电极,极化翻转仅能

调控势垒高度。但是量子隧穿几率同时依赖于势

垒高度和宽度。研究了基于金属/超薄铁电薄膜/

半导体结构的新型铁电隧道结。通过铁电场效应

可以使半导体表面在积累和耗尽之间翻转,从而

实现极化翻转对势垒高度和宽度的同时调控,获

得增强的电阻开关比。在 Nb:SrTiO3半导体衬底

上外延了厚度仅为 7 个晶胞高度(约 3 nm)的

高质量 BaTiO3 铁电薄膜,在 Pt/BaTiO3/

Nb:SrTiO3隧穿结构中实现了高达 104的电阻开

关比,比文献报道的最好结果提高了两个数量级,

并且表现出可靠的阻态翻转重复性和长时间的数

据保持性。这些突出的性能表明这一新型铁电隧

穿结构在非挥发阻性铁电存储方面具有极大的应

用潜力。

对石墨烯等材料在各种形貌下的特殊性质和

可能的应用进行了较深入的理论研究,提出一些

可能的材料和器件结构,从理论上研究了沿着

zigzag 方向的石墨烯纳米条带的电子导电性质,

提出了采用这种条带的Datta-Das效应来构造纳

米晶体管和电导开关的可能性。研究了石墨烯在

具有电子间库伦互作用、错列势能以及内禀的自

旋-轨道互作用的情况下的电子性质,研究了各种

条件下系统的拓扑对称性和拓扑相变,并得到了

拓扑相变的相图。与实验工作结合,对 In2O3 的

截角八面体的电子性质进行理论研究,通过第一

性原理的计算,表明在截角面上确实存在能够加

速光催化作用的电子态,较好地解释了实验中所

发现的新效应。

针对纳米硅量子点在新型光电子器件中的应

用,系统研究了载流子在纳米硅中的注入和输运

过程,提出了一种利用 AFM/KFM 联合测量定量

分析载流子注入的模型和方法,并制备了纳米硅/

碳化硅多层结构电致发光器件;针对掺氧非晶氮

化硅薄膜发光稳定性的问题,通过探索制备和后

处理的手段和参数,明显改进了材料的发光稳定

性,获得了量子效率为 62%的发光掺氧非晶氮化

硅薄膜,为进一步研究和提高光增益打下了良好

基础。利用纳米小球刻蚀技术制备了纳米图形衬

底,结合纳米硅量子点/二氧化硅多层结构制备了

硅量子点/单晶硅异质结电池结构,从实验上发现

图形衬底明显地在宽光谱范围内提高了光吸收,

使得电池的短路电流密度有了明显地增加。

在新型存储器的研究方面,在 SMIC 工艺线

上得到了单分散性为 10% 左右、密度为

2×1011cm-2 的纳米硅量子点阵列,设计了 8

kbits NOR 结构存储矩阵的操作偏置接入方式和

相应结构存储矩阵的外围电路,仿真的结果达到

了预先设计的参数。在 Pt/SiO0.73/Pt 三明治结构

中观测到了不同于国际上报导的单极型阻变现

象,表现为其具有更低的操作电压,同时其 Reset

电压小于 set 电压。提出了“硅悬挂键渗流理论

模型”,认为在 Forming 操作时,通过电场诱导

的 Si-O 键的断裂生成新的硅悬挂键,进而形成悬

挂键渗流通道,器件显示低阻特性。Reset 操作

时,由于低阻态可以允许大电流通过,产生高的

焦耳热对悬挂键起到钝化作用,从而使器件回到

高阻状态。对具有不同 x 值的 Pt/SiOx/Pt 结构阻

变特性的进一步研究证实了我们提出的模型。通

过电子束蒸发的方法制备了 GST 和 Si-GST 薄

膜,并通过原位电阻测试的方法研究了薄膜的热

致相变动力学过程并将不同薄膜的所得结果进行

了对比。通过原位变温电阻测试的方法可知相比

于纯 GST 薄膜,Si-GST 薄膜有着更高的结晶温

度和晶态电阻率,并且这些物理量会随着 Si 掺杂

浓度的增加而进一步提高,这表明 Si-GST 薄膜

有着更好的非晶态热稳定性且可有效降低

PCRAM 器件的功耗。

在硅基纳米线结构的光电特性和光伏器件应

用方面,基于以往的工作系统地提出了“低熔点

金属”催化的纳米线生长模型。在实验上验证了

VLS 生长纳米线表面的液态金属超薄层的存在,

及其在此类金属催化纳米线过程中的普遍性。首

次深入研究了此现象对于稳定纳米线生长的重要

作用,并提出了一套相应的理论模型和框架,解

释了一直以来对于“低熔点”金属诱导纳米线生

长的理论难题。同时,利用 Sn,In 等金属生长的

洁净纳米线结构,在 PECVD 系统中成功制备了高

效径向结薄膜太阳能电池,其效率达到 8.14%

(保持为目前同类结构的世界记录),并大幅提高

了器件稳定性(光至衰减小于<6%,相比于通常

平面结构的 15%衰减)。进一步研究了三维纳米

结构中的光吸收、光电转换和独特的共振耦合等

新奇特性。建立起一套可靠的模拟系统和模型体

系,为下一步的器件实现和性能爬升奠定基础。

在横向纳米线生长调控方面,继续专注于“自组

装-自定位”纳米线生长技术的理论基础和器件应

用。逐步完善了其引导生长的技术框架和相关模

型体系。并在实验上逐步实现了纳米线生长空间

调控的可靠性。

在非磁性半导体中引入磁性而制成的稀释磁

性半导体,因其既有半导体又有磁性的特性,从

而在自旋电子学方面的具有重要的应用前景。通

过表面修饰有机高分子可以有效地诱使非磁性半

导体出现铁磁性,这已成为该领域广泛采用的方

法。然而不同的研究组经常发现不同的研究结果,

即使在同一种系统中,如胺修饰的ZnO纳米粒子,

有研究组发现铁磁性,也有研究组发现没有铁磁

性。为澄清这种困惑,我们系统地研究了多种不

同浓度的有机分子(如 SDS、TOPO、PAA、PVP)

对 ZnO、TiO2、CeO2 等多种半导体纳米粒子的

修饰结果,揭示了纳米粒子的磁性会随着表面修

饰的有机分子的浓度增加而呈内秉性涨落变化,

这不仅有效地解释了以前各种貌似矛盾的结果,

而且为调控纳米粒子的磁性提供了一种新方法。

简单的布里渊区折叠模型预言扶手型碳纳米

管具有金属性,这种金属性不应随曲率而改变。

对小管径的扶手型碳纳米管的实验测量却发现了

小的能隙,且这种能隙即使在外场下依然存在。

缺乏合理的能带理论的解释,莫特绝缘体的概念

被作为可能的原因。然而纳米体系的充电效应无

法确认碳纳米管中的强关联电子效应。利用局域

泛函理论近似,证明褶皱效应在单管纳米碳管中

普遍存在,理想的圆筒形碳管甚至不是暂稳态。

褶皱结构总是比圆桶结构稳定,而褶皱幅度最管

径变小而快速上升。褶皱破坏了两类碳原子的格

点对称性,而绝对能隙的出现时这种对称性破缺

的结果。在扶手型碳纳米管从头计算的基础上,

将褶皱效应推广到一般碳纳米管,具体研究了各

种碳纳米管中绝对能隙和一般能隙与二位电子能

谱与一维电子能谱之间的关系,以及能隙与管径

间的依赖关系。

采用转移矩阵方法研究了石墨烯中狄拉克费

米子在电荷中性点附近的各向异性行为。在非对

角无序情况下 x-轴(锯齿形)的输运存在双参数

的标度行为,y-轴(扶手型)的输运存在退局域态,

并且满足单参数标度理论。进一步的研究表明衬

底导致的二聚化减弱了 x-轴方向的双参数标度行

为,但是保存了 y-轴方向的退局域态。研究同时

演示石墨烯在对角无序情况下的局域化各向异性

可以通过而据换来调节。

方钴矿是热电材料的优异候选者,可以用于

非机械热泵和发电机。利用局域泛函近似理论计

算了方钴矿 RuSb2Te 材料的电子能带结构和热

电性质。RuSb2Te 材料属于间接能隙半导体。局

域态密度在导带底部有快速上升沿。这种性质说

明 n-型半导体要比 p-型半导体具有更高的

Seebeck 系数。计算得到的 Seebeck 系数证实

了这种猜测。在 500K 温度之下,理论结果与实

验结果定性符合。

近年来,一维碳纳米材料(如碳纳米管、纳

米纤维、纳米螺旋等)受到了人们广泛的关注。

这些碳纳米材料可能应用于储氢材料、电磁波吸

收、电极材料、场发射器件、燃料电池等。最近

有很多报道采用过渡金属纳米颗粒为催化剂,可

以在较低的温度下催化裂解乙炔气体合成出螺旋

碳纳米纤维或螺旋碳纳米管等纳米材料,但过渡

金属纳米颗粒会包裹在碳纳米材料中很难去除。

为了除去这些催化剂,经常采用浓酸热处理等方

法,不仅耗费大量人力物力和大量时间,而且会

损坏碳纳米材料的结构,影响碳纳米材料的性能,

严重制约了碳纳米材料的应用。创新性地采用水

溶性的碱金属碳酸盐为催化剂合成出螺旋碳纳米

材料,由于催化剂可溶于水,因此可以很方便地

从螺旋碳纳米材料中把催化剂去除,得到纯净的

碳纳米材料。既节省了纯化的成本,又不会对碳

纳米材料的结构和性能产生影响。为进一步研究

碳纳米材料的本征磁性创造了物质条件。

MoS2是一种二维半导体材料,具有 1.8 eV

直接带隙,在电子、光电器件方面有着广泛的应

用前景,是后硅时代的一种新型纳米电子材料,

近年来得到了学术界和工业界的广泛关注。在

MoS2进一步走向应用化的道路上,实际器件迁移

率远低于理论值一直困扰着学术界。结合实验与

理论计算,阐明了 MoS2 中的电子输运机制。利

用高分辨透射电子显微镜对 MoS2 表面原子结构

进行精细表征,结果显示大量 S 空位缺陷存在于

材料中。S 空位对 MoS2 能带结构有非常显著的

影响。基于密度泛函理论的第一性原理计算表明

本征 S 空位缺陷在能隙中引入缺陷态,在低载流

子浓度下,电子由 Bloch 波变为局域在缺陷态附

近的局域化电子,电子输运只能通过局域态之间

的跃迁实现,该输运机制限制了二硫化钼的本征

迁移率,这一结果得到了变温输运测试的证实。

随着载流子浓度的提高(通过场效应在 MoS2 体

系中引入高载流子浓度),电子传输将由跃迁传输

转变为扩展态传输,这一模型也解释了在二硫化

钼体系中金属态、甚至超导态的发现。该研究对

MoS2 输运领域的一个关键问题进行了较为系统

地解释,揭示了 MoS2 中的缺陷对电子输运和器

件应用的影响,并且为进一步提高二硫化钼器件

性能给出了理论指导。

由于 Skyrmion 晶体的特殊磁结构,通常认

为它需要 Dzyaloshinskii-Moriya(DM)相互作

用诱导才能产生,而大多数材料中的 DM 相互作

用都比较弱,仅有很少的几种材料可以形成

Skyrmion 晶体。此外,实验上观测到的

Skyrmion 晶体只存在于很窄的温度和磁场区

域,到目前为止还没有室温下的报导。这些严重

地阻碍了对 Skyrmion 晶体的深入研究和应用

探索。从理论上提出了一种构建人工二维

Skyrmion 晶体的方法。该方法将具有垂直各向

异性的磁性薄膜和具有磁涡旋态的纳米盘阵列有

机地结合起来,通过特殊的磁场处理即能产生人

工二维 Skyrmion 晶体,并且进一步通过微磁学

模拟验证了该方法的可行性。研究表明,通过这

种方法构建的 Skyrmion 晶体不仅可以稳定在

较宽的温度和磁场区域,甚至包括室温和零磁场。

同时该方法还不需要材料具有内禀的 DM 相互作

用。该方法的提出对于未来 Skyrmion 晶体的深

入研究和实际应用提供了一种全新的途径,同时

也指出了 DM 相互作用并不是形成 Skyrmion

在纳米微加工技术方面:发展了一种新型的

双转移紫外光固化纳米压印技术,利用这种技术,

不仅在平面衬底上,而且在高曲率衬底表面成功

实现了残余层厚度均匀的高分辨率紫外光固化纳

米压印。在石墨烯表面生长 Pt 微结构阵列,该复

合结构具有优良的摩擦性能。

4.软物质结构与功能

通过结合模拟和理论成功实现了活力物质的

液晶态结构:与对应的平衡态液晶体系缺陷的束

缚态和热扩散不同,研究发现这类非平衡活力体

系中拓扑结构的奇异性质。进一步,定量地刻划

了体系中拓扑缺陷的异常扩散动力学以及缺陷间

新颖的相互作用过程。由于拓扑缺陷对激发分离

后不能通过局域调整来去除系统中的旋错荷,预

测这一异常特性会导致拓扑结构动力学在宏观大

尺度向列相演化中起到重要作用。通过跟踪大量

缺陷的集体运动特性,并与系统大时空尺度的涨

落和弛豫行为对比,定量地证实了这一猜想。通

过计算机模拟,对基因载体与细胞之间相互作用

机理进行了详细研究。研究发现当纳米载体表面

带电高分子配体比较短时,所载运的 DNA 分子在

内吞过程中会显著地阻止基因载体的进一步吸

收;而当带电高分子配体长度增加时,DNA 分子

则会有效地促进细胞的内吞作用。此外,研究还

发现基因(DNA)自身的性质也能够对细胞内吞

基因载体产生重要影响,而这在此前的基因转染

实验中往往被忽略。通过比较正常细胞与癌细胞

对基因载体的吸收效率,还发现癌细胞所处的低

pH 环境及其细胞膜的负电性均有利细胞内吞基

因载体,这意味着对基因载体的高效吸收有可能

是癌细胞的一个固有属性。研究了一种新型的 pH

响应性药物输运系统。在这个新系统中,除了包

含需要被转运的纳米粒子(药物分子或团簇)之

外,还存在着一些 pH 敏感性高分子。由于这种

pH 敏感性高分子材料在不同 pH 环境中能够自发

地在纳米粒子表面吸附和解吸付,所以它们能够

有效地调节纳米粒子与细胞之间的特异性相互作

用,从而可以很好的控制纳米粒子在不同 pH 环境

中被细胞吸收的效率。发现纳米粒子的吸收效率

对外界 pH 值存在着三种不同的响应:在 pH 比较

高和比较低时,纳米粒子能够被细胞所吸收,而

在 pH 处于中间值的时候,纳米粒子内吞则被阻

止。

蛋白质或多肽的自组装聚集是生命科学研究

领域中的热点前沿问题,对其进行深入研究不仅

可以了解蛋白质淀粉装纤维相关的重大疾病的致

病机理,还可以探究蛋白质载药体系等新型的生

物材料。利用紫外光照的办法,通过对蛋白质分

子和抗癌药物共组装的物理机制研究,一步合成

蛋白质载药纳米粒子,并通过对纳米粒子表面进

行癌细胞表面因子特异性抗体的修饰,成功实现

了载药纳米粒子对肿瘤的靶向输运。利用化学交

联的办法合成高强度的水凝胶,可以作为高性能

的生物材料。通过前期对荧光蛋白质折叠的物理

机制研究,利用基因工程的办法对绿源荧光蛋白

序列进行修饰,制备出对氯离子高度敏感的生物

分子传感器。利用双苯丙氨酸侧链苯环的共轭特

性,制备出有着对高转化效率的管状纤维体。同

时利用分子动力学的方法系统研究了水分子大幅

度跳跃转动的关联性质以及转动和平动的关联。

此外还对细胞内蛋白质相互作用网络,含硫键蛋

白质折叠等方面做了大量工作。

5. 微结构材料设计与理论计算

运用分子动力学数值模拟方法研究了受限空

间下贵金属(金、银、铜)管状纳米结构材料的

生长特性。数值模拟结果表明,碳纳米管约束条

件可以有效地克服“自净化”效应,在任何合金

成分下可以生长出三种不同的混合贵金属(金-

银、金-铜和银-铜)纳米管。当约束碳管的直径

足够大时,还可以生长出一种新型的管状纳米合

金链,即在 Au-Ag 合金管中心会出现一根几乎是

纯金的链,而在 Au-Cu 和和 Ag-Cu 合金管中心

则会出现一根纯铜的链。

运用第一性原理数值计算方法研究了锯齿形

边界带状硅烯的边界重构行为,发现了一种新的

(2x1)边界重构结构(edge-4):一对三角形-

五边形对拓扑缺陷,其总能量低于已经发现的两

种边界重构结构(edge-2 和 edge-3),因而更

加稳定。更重要的是,在外加应变下,前两种边

界重构结构(edge-2 和 edge-3)与新发现的基

态边界重构结构(edge-4)可以互相转化。

通过理论计算预测了具有面心立方结构并且

极易形成纳米颗粒的半导体材料 --氧化铟

(In2O3,带隙宽度 2.8eV)的{100}晶面在可

见光激发下相比较其它如(110),(111)晶面及

其体内更能够聚集光生空穴,进而能够在电场驱

动下高效地分解水产生氧气。在实验上首次大面

积地成功生长出截角的氧化铟微米级八面体颗

粒,光电化学的测试结果很好地符合了理论预测,

意味着可通过对半导体微纳结构材料的表面切割

来获得增强的光催化性能。

研究了 BaKFeAs 等超导体中的玻色模式,发

现其能量与超导临界温度之间有线性依赖关系,

从而表明该模式与超导机理紧密关联。通过与中

子散射之结果比较,确认该玻色模式为一种共振

自旋涨落模式;用泛函重正化群方法研究了

KFe2Se2 等一类超导体的超导机理和配对对称

性,发现尽管该类超导体只有电子型费米面,但

费米能级以下的赝空穴带可以作为 Cooper 对散

射的中转站而导致电子口袋上的吸引型 Cooper

对散射而实现配对和超导,并提出了进一步实验

验证有关结论的实验方案;用泛函重正化群方法

研究了新近发现的BiS2超导体的超导机理和配对

对称性,发现该超导体的能隙函数中以三态配对

分量为主导,而自旋轨道耦合导致一些次要的单

态配对分量,同时使整个能隙函数在时间反演下

不变。在自旋-晶格联合旋转操作下能隙函数具有

d-波对称性。在低载流子浓度下能隙没有节点,

此时超导态是一类弱拓扑超导体;用泛函重正化

群方法研究了Kagome格子在 van Hove填充情

况下的相图,发现了一系列有趣的电子态,如铁

磁、元胞内 120 度反铁磁、David-star 型电荷

型/自旋型共振价键固体、d-波 Permoranchuk

相、手征 d-波超导态等。

FF 生物分子是 β-淀粉样多肽的核心识别基

序,其通过简单的自主装可以形成稳定的 FF 纳米

结构。在前期研究的基础上,立足于 FF 纳米管的

结构,首次在分子层面上分析了 FF 纳米管中自发

极化的起源,并预测了铁电性的存在。以前的研

究发现 FF 纳米管需要很强的矫顽电场才能实现

自发极化的反转,而过大的外加电场会破坏纳米

管的结构。通过荧光光谱的分析发现,在紫外光

的辐照下,FF 纳米管中产生的光生电子-空穴对

会形成内建电场,有效抵消其铁电自发极化场。

根据这一结果,在光照的条件下测试了 FF 纳米管

的铁电性,发现电滞回线出现了明显的饱和趋势,

并首次通过实验的方法证实了 FF 纳米管沿轴向

的铁电性。

首次成功制备了外延的 DyMnO3薄膜,并令

人信服地将DyMnO3单晶块体多铁性性质完整地

复制到外延薄膜中。通过在 WMnO4 体系的 Mn

位替代掺杂 4d 的 Ru 离子,不但使得原有很窄的

铁电区域被大大拓宽,低温非铁电相被完全抑制,

而且铁电极化也被显著提高 20 倍以上。通过单晶

生长与多晶制备获取了高质量的具有非共线自旋

结构的自旋冰体系 Ho2Ti2O7和 Dy2Ti2O7样品,

揭示了这两个体系中存在本征的磁致铁电性,还

合 成 了 具 有 新 颖 铁 性 的 有 机 铁 电 体

(Hg6P4)(CuCl3)2。

6.基于微结构的高新技术与应用

在基于 REC 技术的激光器阵列、模拟直调激

光器、有源无源集成和光子集成芯片混合封装取

得阶段性成果。利用自主创新的重构-等效啁啾技

术(REC)成功制造了高单模成品率波长精准的

激 光 器 阵 列 。 90% 以 上 的 波 长 偏 差 只 有

±0.3nm。随机挑选了若干具有 60 个波长(目前

据文献报道制作波长数最多的激光器阵列)的激

光器阵列,只有 7 个激光器出现双模现象,单模

成品率是 88.3%。研制了基于 REC 技术的双 λ8

相移单管模拟直调激光器。该激光器 SMSR 为

40dB,阈值电流小于 10mA,相对强度噪声

<-135 dB/Hz,测得的动态范围为 83dB/

Hz2/3,已经接近或达到模拟链路的传输要求。

有源无源集成是实现单片集成必须克服的技

术难题,针对 InP基材料的特点,提出了利用QWI

技术(量子阱混搭)和 Offset 技术实现有源无源

集成的技术方案,并取得一定的技术突破。利用

MLA+PLC 混合封装结构,完成了 4x10GHz、

8x10GHz 激光器阵列的封装及符合 ITU 标准的

可 调 谐 半 导 体 激 光 器 模 块 。 该 模 块 将 在

WDM-PON、分布式基站、未来通信网络建设中

发挥及其重要的作用。

探索ALD方法在复合无机-有机杂化薄膜的

制备及其表征,原位研究了其生长特性与机制。

将ALD技术应用到新型纳米晶存储器和阻变存储

器的制备中,深入研究了金属纳米晶存储器的沉

积工艺与存储特性,发展与产业化进程兼容的

ALD 关键工艺。开展了 ALD 在孔道型衬底里面沉

积金属薄膜的研究。

在锂离子二次电池正、负极和隔膜材料方面,

研究了 LiFePO4、NiCoMn 三元材料、Si 和可调

孔径隔膜材料,对其进行结构设计,并系统研究

其结构和性能的关系。在太阳能电池研究方面,

数值模拟和实验研究了尖劈微结构的陷光效应及

机理和机制,提出了氧化物球形级联结构的制备

方法,获得了电池性能的提高。

在人工光合成将二氧化碳转化为碳氢燃料研

究方面和高效光电化学太阳能分解水制氢方面取

得新的进展。迄今为止,利用太阳能主要依靠太

阳能电池将太阳能转化成电能来完成。但电能不

仅存储困难,不方便使用,另外太阳能电池本身

制造成本高居不下。太阳能分解水制氢不仅成本

低,而且由于氢能能量密度高、清洁环保、使用

方便,被认为是一种理想的能源载体。发展高效

光电极材料是这种技术能否实现大规模应用的关

键。针对 Ta3N5 光电极的特殊性质,巧妙地设计

出一种透明胶带剥离表面复合中心的方法,可以

有效减少表面光生电子空穴复合,大幅度提高其

太阳能转换效率,使得经过表面剥离后的 Ta3N5

光电极具有同类材料中最高的太阳能分解水制氢

效率。这种简单方法为消除其他半导体材料表面

复合中心提供了重要参考。

7. 学术交流及实验室建设

学术交流与合作

首届凝聚态物理前沿FUN研讨会——人工微

结构与光电物理性能调控研讨会于 2 月 25 日-

27 日在宁举行。来自南京大学(N)、复旦大学(F)、

中国科学技术大学(U)的相关课题组老师 40 余人

参加了此次会议。凝聚态物理前沿研讨会的口号

是 Physics is FUN (FUN 同时又是复旦科大和南

大的缩写)。它由中国科学技术大学张振宇教授、

复旦大学沈健教授和南京大学王牧教授等发起,

旨在促进各高校相关课题组的学术交流,进而寻

求长期有效实质性合作。本次会议邀请了复旦大

学的沈健教授、张远波教授、周磊教授、张童副

教授、中国科学技术大学的陆亚林教授、杨金龙

教授、曾长淦教授、张振宇教授、南京大学的万

贤纲教授、吴兴龙教授、李涛副教授、梁彬副教

授、卢明辉副教授、宋凤麒副教授作报告。该论

2013 年 6 月 21-23 日,实验室举行了 2nd

Workshop on Condensed Matter Physics

between NJU and UCD。王牧教授、李建新教

授、刘俊明教授、宋凤麒教授、闻海虎教授、丁

海峰教授、王欣然教授、王强华教授、彭茹雯教

授作为实验室代表参与了此次学术交流;

Winston Ko 教授、Alex Navrotsky 教授、

Shirley Chiang 教授、Ching Yao Fong 教授、

Kai Liu 教授、Sergey Savrasov 教授、Dong Yu

教授、Xiangdong Zhu 教授一行 8 人作为加州

大学戴维斯分校方面的代表参与了此次学术交

流。双方就学术合作、仪器共享、研究生培养等

方面进行了细致、深入的探讨。

2013 年,实验室接待国(境)内外专家来访

近 60 人次,还成功的承办了包括第 14 届超导磁

通物质国际研讨会、第十二届国际材联亚洲材料

大会、2013 国际压电原子力显微技术及纳米尺度

极性材料和力学高级研讨会在内的多个重要的学

术会议,取得了良好的效果,扩大了实验室在国

内外的学术影响。

2013 年,实验室有 170 人次出席包括 APS

March Meeting、中国物理学会在内的多个学术

会议,做了 142 次会议报告,其中邀请报告 56

次、口头报告 86 次、墙报 18 次,提交 20 余篇

会议论文。

实验技术队伍建设与人才培养

实验室引进高学历的实验技术人才,建立一

支相对稳定的高水平实验队伍,保障实验室新型、

大型精密设备的完善运行。通过提供学习、进修

机会,有计划派往国内外高校和著名实验室参观、

学习、交流,拓宽实验技术人员的视野,培养实

验技术人员的业务能力,提高实验技术人员的综

合素质。

研究生是固体微结构物理实验室科学研究的

重要力量。为激发研究生的科研热情,鼓励做深

入细致的原创性工作,实验室拨出专门经费设立

了研究生成果奖/优秀毕业研究生奖,用于表彰在

过去年度的工作中取得优异成绩的学生。2013 年

4 月,经研究生优秀成果奖/优秀毕业研究生奖评

审委员会严格审议,授予陈伟、顾铭强、贾兰、

李会超、李林 5 位同学 2012 年度研究生优秀成

果奖,授予陈昌东、王万胜、张俊廷 3 位同学优

秀毕业研究生奖。

实验室仪器设备建设

2013 年,实验室获得仪器设备专项经费

1142 万元。实验室购置了如超高真空多功能磁控

溅射系统、飞安级半自动集成电路测试平台、稳

态/瞬态荧光光谱仪、微波矢量网络分析仪等精密

实验仪器,建设了超高真空强磁环境团簇束流在

线检测与修饰室。大部分仪器设备已安装调试完

毕,性能参数良好,可正常稳定运行。

专项经费使用与管理

2013 年,实验室的专项运行经费 997.5 万,

主要用于自主研究课题、开放课题、访问学者与

实验室日常运行等方面。

自主研究课题的设置原则是以国家需求为根

本,以国际前沿为主导,以现有基础为背景,大

力促进和发展学科交叉。为遴选自主研究课题,

实验室成立工作委员会,对自主研究课题进行评

议并提供咨询意见,并征求部分学术委员会成员

的意见,最终由重点实验室主任办公会议决定,

力争做到课题决策过程公开透明。

2013 年,实验室批准目标导向性研究课题、
